Abstract

This work presents an mm-wave active power splitter (APS) with digital gain control for in-package LO signal distribution between several transmitter chips. The APS, implemented in 22 nm fully-depleted silicon-on-insulator (FDSOI) CMOS technology, features a folded cascode stage for power splitting and two current steering gain control stages. The achieved gain is 11.8dB, covering a 3dB bandwidth of 8.7GHz with a digital control range of 33 dB. The simulated isolation between the channels is higher than 40 dB over the complete tuning range. The ACS achieves a maximum output power of 1.4 dBm at each channel with OP1dB of -4.1 dBm at 33.8 GHz. Consuming only 35mW supplied by a 0.8V source, the PAE reaches 6.1% while occupying a core area of 0.097 mm
