Abstract

This paper presents a 60 GHz push-push voltage-controlled oscillator (VCO) for millimetre-wave (mm-wave) radar applications. The VCO is fabricated in a 45 nm partially-depleted (PD) RF silicon-on-insulator (RF-SOI) CMOS technology. The measured frequency tuning range (FTR) is 15% (56.6 – 65.7 GHz), lowest phase noise (PN) is −91.3 dBc/Hz at 1 MHz offset and the total DC power consumption is 68 mW for a 1 V supply voltage. The simulated core DC power consumption is 10 mW.
